What do you think is the ultimate bad guy you've ever seen in a movie? It can be based on script, performance, direction etc.

The relentlessnes of the terminator is something I'll never forget.
Jack Nickelson as The Joker is one of the best performances ever.
 
Heath Ledger as The Joker in The Dark Knight. His performance was terrifyingly (If that is even a word) good.

...Javier Bardem as Anton Chigurh in No Country for Old Men
I think you could nominate any role Bardem has played in an English-speaking film. Chigurh in No Country, Silva in Skyfall; even Felix in Collateral.

This. The Joker is probably was favorite villain ever.
Also James Purefoy as Joe Carroll in the TV show "The Following." He was excellent.
 
Movies: Heath Ledger and Tom Hardy in The Dark Knight and Rises. Arnold Schwarzenegger as the terminator in T1. Pin Head from Hellraiser.
TV: Paul Kellerman in Prison Break, Gus Fring in Breaking Bad.
 
Tyler Mane as Michael Myers in H2.

He had the look, and the added eccentricity of him making noises while doing the deed provided a bit more atmosphere to the character. It's not better than the original, but it was a refreshing take nonetheless.
