Orphan (2009). The scene before the ending, where the girl reveals herself to be a serial killer and kills the father then chases the mother in order to kill her, while the little girl is running away from her was really scary. When I saw it for the first time, I was ten years old, and I had horrible nightmares about it. I watched it again during the end of 2014, only to realize that the girl during that part in the movie looks like the girl I'm afraid of at school, only to give me nightmares about the movie again. That girl from that movie still creeps me out to this day.
